It is a metal-oxide-semiconductor field-effect transistor (MOSFET) manufactured based on the third-generation wide bandgap semiconductor material silicon carbide. It is a new generation of high-performance power device that replaces traditional silicon (Si)-based MOSFETs and IGBTs. Features:
Voltage drive: High impedance gate, with a drive principle similar to Si-MOS, but attention should be paid to the reliability of the gate oxide.
Excellent body diode: Equipped with a built-in fast recovery diode, it boasts an extremely small reverse recovery charge (Qrr), making it ideal for inverter topologies.
Loss characteristics: Switching loss barely increases with temperature rise, exhibiting strong stability at high temperatures.
